원격 전하이동(remote doping) 방법으로 도핑된 MoS2 트랜지스터의 산란 효과 억제 및 전자 이동도 극대화 연구

“Reduced dopant-induced-scattering in remote charge transfer doped MoS2 field-effect transistors”

차세대 반도체 소재로 각광을 받고 있는 이황화몰리브덴(MoS2) 전계효과 트랜지스터의 전자 이동도를 극대화할 수 있는 도핑방법이 연구되어 ‘Science Advances’ 지에 게재되었다. 이차원 전이금속 칼코겐화합물 반도체의 전기적 특성을 조절하기 위한 효율적인 도핑 방법은 미래의 전자 및 광전자 소자에 대한 다양한 요구사항을 충족시키기 위해 필수적이다. 이차원 전이금속 칼코겐화합물 반도체를 포함한 기존 반도체의 도핑은 일반적으로 전하 이동을 저해하는 전하를 띈 도펀트의 생성을 수반하기 때문에 외부적으로 유입된 도펀트에 의해 유도된 쿨롱 산란을 해결하는 것은 고이동도 이차원 반도체 소자를 구현하는데 핵심 과제로 남아있다. 본 연구팀은 기존의 표면 전하이동 도핑을 한층 더 발전시켜, 육각 질화 붕소(hexagonal boron nitride, h-BN)와 이황화몰리브덴 이종접합구조에서 전자 이동도를 극대화시킬 수 있는 새로운 원격 전하이동 도핑(remote doping) 방법을 제시하였다. 특히, 원격 전하이동 도핑과 기존 직접 도핑방법(direct doping)으로 제작한 이황화몰리브덴 트랜지스터의 성능을 극저온에서 비교 분석한 결과 원격 전하이동 도핑 소자에서 전하 산란(scattering)이 효과적으로 확연히 줄어든다는 것을 확인하였으며, 이로 인해 매우 높은 전하 이동도를 보였다. 본 연구의 방법론은 원격 도핑된 이차원 반도체에서의 전하 수송에 대한 정량적, 정성적 분석을 제공하였고, 매우 높은 전자 이동도를 구현하는데 적용될 수 있는 새로운 방향을 제시하였다는 점에서 학술적 의의가 높다. 또한, 이차원 소재에서의 원격 도핑과 전하 불순물로 인한 산란 분석에 활용 가능하여, 특히 차세대 이차원 반도체에 요구되는 비파괴적이면서 소자 성능을 극대화할 수 있는 도핑 기술 개발에 핵심 통찰력을 제공할 것이라고 기대해 볼 수 있다.

 Efficient doping for modulating electrical properties of two-dimensional (2D) transition metal dichalcogenides (TMDCs) semiconductors is essential for meeting the versatile requirements for future electronic and optoelectronic devices. Since doping of semiconductors, including TMDCs, typically involves generation of charged dopants that hinder charge transport, tackling Coulomb scattering induced by the externally introduced dopants remains a key challenge in achieving ultra-high mobility 2D semiconductor systems. In this study, we demonstrated remote charge transfer doping by simply inserting a hexagonal boron nitride layer between MoS2 and solution-deposited n-type dopants, benzyl viologen. A quantitative analysis of temperature-dependent charge transport in remotely doped devices supports an effective suppression of the dopant-induced-scattering relative to the conventional direct doping method. Our mechanistic investigation of the novel doping method promotes the remote charge transfer strategy as a promising method for material-level tailoring of electrical and optoelectronic devices based on TMDCs.
